EVIDENCE FOR DONOR-ACCEPTOR RECOMBINATION IN INP BY TIME-RESOLVED PHOTOLUMINESCENCE SPECTROSCOPY

摘要
We report measurements of the photoluminiscence of InP. The 1.38 eV band shifts to lower energies and narrows with increasing time after pulse-excitation. This behavior agrees well with the donor-acceptor recombination model. An analysis of the decay of the integrated emission of this band yields an effective Bohr radius of about 100 Å for the donor. © 1969.
